| 摘 要： | 本文研究了最短时问控制系统在 DSW 光刻机自动对准系统中的应用问题。研究结果表明,这种控制系统能很好地满足系统的性能指标,其对准时间很短,t_s≤0.14秒,并且具有较高的对准精度,σ≤0.01μm(微米)

| Abstract: | Application of time-optimal auto-alignment system in DSW photolithog- raphic process is investigated in this paper.The results show that the system possess a good performance. Its alignment time is smaller than ts=0.14 second,and its alignment accuracy is superior to σ=0.01μm. |
